Abstract:

In the present work, a semiclassical method for calculating carrier transport and light emis- sion in a quantum well structure was designed and tested. The method developed, involves solving self-consistently the photon emission rate of the well with the capture of carriers into the well, until the condition of thermodynamic equilibrium is achieved, this being, cap- ture rate of carriers to the well equal to electron-hole recombination. It is then necessary to account for the carrier population along all the structure, and solving the Schrodinger- Poisson equation within the quantum well area. This algorithm it is solved iteratively, and utilizes the finite element software COMSOL for both the carrier transport and solving the Schrodinger-Poisson equation in the well. The algorithm was implemented for a zincblende structure quantum well composed of In0.5Ga0.5P , with barriers composed of Al0.375Ga0.125In0.5P and it was simplified to a 1D structure, with the other two dimensions considered infinite. The work demonstrates the functionality of the model, and simulations were conducted for both single and double quantum wells (QWs).
