Abstract:

Design, simulation, manufacture and characterization of diode prototypes with low injection efficiency on FS trench technology, as a basis for the future integration into a hybrid RC-IGBT (Reverse Conducting IGBT) structure, that will be used in hard switching applications for motor control. The goals will be to verify through the simulations and measurements on the prototypes the good performances of this diodes, that will have to have fast reverse recovery using techniques that won’t have negative effect on the IGBT side.
